摘要： Cleaning compositions and processes for cleaning post-plasma etch residue from a microelectronic device having said residue thereon. The composition achieves highly efficacious cleaning of the residue material, including titanium-containing, copper-containing, tungsten-containing, and/or cobalt-containing post-etch residue from the microelectronic device while simultaneously not damaging the interlevel dielectric, metal interconnect material, and/or capping layers also present thereon. In addition, the composition may be useful for the removal of titanium nitride layers from a microelectronic device having same thereon.

摘要： A liquid removal composition and process for removing photoresist and/or sacrificial anti-reflective coating (SARC) material from a microelectronic device having same thereon. The liquid removal composition includes at least one organic quaternary base and at least one surface interaction enhancing additive. The composition achieves at least partial removal of photoresist and/or SARC material in the manufacture of integrated circuitry with minimal etching of metal species on the microelectronic device, such as copper and cobalt, and without damage to low-k dielectric materials employed in the microelectronic device architecture.

摘要： A method and system for treating a substrate using a ballistic electron beam is described, whereby the radial uniformity of the electron beam flux is adjusted by modulating the source radio frequency (RF) power. For example, a plasma processing system is described having a first RF power coupled to a lower electrode, which may support the substrate, a second RF power coupled to an upper electrode that opposes the tower electrode, and a negative high voltage direct current (DC) power coupled to the upper electrode to form the ballistic electron beam. The amplitude of the second RF power is modulated to affect changes in the uniformity of the ballistic electron beam flux.

摘要： Citric acid is purified to remove metal ions through a two-step filtration process. A first filter is used to perform a first filtration, then a second filter is used to perform a second filtration on citric acid solution that has been subject to the first filtration. The first and second filters can include the same filter membrane material. The filter used as the first filter can be a relatively dirtier, more loaded filter compared to the filter used as the second filter. The first filtration can be performed over four hours of recirculating the citric acid solution through the first filter, and the second filtration can be performed over approximately two and one half hours of recirculating the citric acid solution through the second filter. Such a purification process can remove calcium and magnesium ions to render citric acid suitable as a cleaning solution in semiconductor processing.
