광 효율을 개선한 포토 다이오드 및 그 제조방법을 개시한다. 본 발명에 따른 포토 다이오드는, 반도체 기판 상에 순차 형성된 제1 도전형 매립층, 제1 도전형 에피택셜층 및 제2 도전형 에피택셜층을 포함한다. 제2 도전형 에피택셜층 표면에서부터 내부로 고상 확산에 의해 고농도 제2 도전형 얕은 접합층이 형성되어 있다. 제2 도전형 얕은 접합층 상에는 실리콘 산화막 패턴과 그 상부에 적층된 실리콘 질화막 패턴을 포함한다.
摘要（英）：
With improved light efficiency photodiode and discloses a method of manufacturing the same. The photodiode according to the present invention, includes a first conductivity type buried layer, a first conductive type epitaxial layer and a second conductivity type formed in the epitaxial layer sequence on a semiconductor substrate. The bonding layer has a shallow heavily doped second conductivity type is formed by a second conductivity type epitaxial layer into the solid-phase diffusion from the surface. The second conductivity type comprises a shallow junction layer formed on the silicon nitride film pattern laminated on the silicon oxide film pattern and a top.
