PURPOSE: To provide a high frequency power amplifier module improved in controllability of output. CONSTITUTION: Concerning the radio communication equipment with integrated high frequency power amplifier module in multistage configuration serially connecting plural MOSFET, for a gate voltage corresponding to a control voltage Vapc generated on the basis of a power control signal from the main body of radio communication equipment, a bias means is provided for reducing output power fluctuation in respect to the control voltage Vapc in the area close to a threshold voltage Vth of respective MOSFET for amplification so that the controllability of output power can be improved. For example, a gate bias circuit is provided for setting the change of the gate voltage Vg supplied to a control terminal corresponding to Vapc to be great in the area lower than the threshold voltage Vth of the respective MOSFET, to be small near the Vth and to be a gate voltage, with which desired characteristics can be provided, in the area of the high voltage from the area close to the Vth.
