【課題】ウェハーが有する半導体集積回路に対する電気特性の測定や劣化試験の測定に用いられる測定プローブモジュールを提供する。 【解決手段】測定プローブモジュールは、回路基板1、インタポーザ2及びプローブセット3を含む。インタポーザは回路基板にカップリング接続されている。インタポーザは複数の貫通孔20を有する。プローブセットはインタポーザにカップリング接続されている。プローブセットは複数のプローブ31を含む。各プローブの第1端311は各貫通孔を介して回路基板にそれぞれ電気的に接続される。各プローブの第2端312は被測定物にそれぞれ接触するためのものである。インタポーザ及び被測定物は同じ材料特性を有する。 【選択図】図2
