PROBLEM TO BE SOLVED: To provide a method for producing a polymer low in dispersion which method is safe and simple at production level, to provide a positive type resist composition by using the polymer which composition is improved in pattern collapse and line edge roughness and hardly causes development defect when forming fine patterns of ≤100 nm, to provide a pattern forming method using the composition, and to provide a compound usable for producing the polymer. SOLUTION: The method for producing the polymer comprises polymerizing monomers by adding (a) monomers, (b) a polymerization initiator and (c) a chain transfer agent in a reaction system, wherein the chain transfer agent is represented by a specific general formula. The positive type resist composition improved in pattern collapse, line edge roughness and development defect and comprising the polymer produced by the production method is provided. The patter forming method using the positive type resist composition is provided. A compound usable for producing the polymer is provided. COPYRIGHT: (C)2008,JPO&INPIT
