The invention relates to a chemical mechanical grinding device and a chemical mechanical grinding method. The chemical mechanical grinding device comprises a grinding disc, an alkaline solution supply end, a grinding fluid supply end and a negative voltage source, wherein a grinding pad is mounted on the grinding disc; the alkaline solution supply end is positioned above the grinding disc and used for supplying an alkaline solution to the surface of the grinding pad; the grinding fluid supply end is positioned above the grinding disc and used for supplying grinding fluid to the surface of the grinding pad; and the negative voltage source is used for applying negative voltage to the grinding pad. The chemical mechanical grinding device provided by the invention can reduce residues of grinding particles on the grinding pad and prevent wafers from being scratched.
