一种半导体装置包括：基板，具有相对的第一表面与第二表面、及多个贯穿该第一表面与该第二表面的导电通孔；绝缘层，其形成于该基板的第一表面上，并外露出该些导电通孔的端部；以及缓冲层，其形成于该些导电通孔的端部周缘的绝缘层上。由此，本发明可提高该半导体装置的信赖性及产品的良率。

A semiconductor device is provided and includes: a substrate having opposing first and second surfaces and a plurality of conductive vias passing through the first and second surfaces; an insulating layer formed on the first surface of the substrate and exposing end portions of the conductive vias therefrom; and a buffer layer formed on the insulating layer at peripheries of the end portions of the conductive vias, thereby increasing product reliability and the good yield.
