本发明提供一种覆晶封装结构以及半导体芯片，其中，覆晶封装结构包括基底；最上层金属层，位于该基底上；应力缓冲层，设于该最上层金属层上，其中该应力缓冲层具有开孔，以显露出至少一部分的该最上层金属层；以及铜柱凸块，通过该开孔耦接该最上层金属层。本发明提供的覆晶封装结构以及半导体芯片可有效的抵挡制程应力、获得更佳布线能力或更利于填胶程序，较传统技术具有显著进步。

The present invention provides a flip chip package and a semiconductor chip, wherein the flip chip package includes a substrate; a topside metal layer mounted on the substrate; a stress buffer layer mounted on the topside metal layer and provided with an opening in order to expose at least a part of the topside metal layer; and copper pillar bumps coupled to the topside metal layer through the opening. The flip chip package and the semiconductor chip provided by the prevent invention can effectively resist a processing stress, obtaining a better wiring capability or facilitating a glue filling process, thus the prevent invention has outstanding progress compared with a traditional technology.
